ABSTRACT: The measurements renorted were carried out by means of the equipment shown in �rij'-I.I. This consisted of the followinL units: 1) the investigDted ?hoto resistor whdch ..as regarded as the source of noise; 2) an AC amplifier covering a frequency range from 0.3 to ?00 c.p.s; 3) a commutator-type mechanical s,,~.'itch which was driven by a variable-speed DC motor; 4) a low-frequency narrow-band RC filter; 5) a DC amplifier for emplifying the noise at the output of the RC filter, and 6) a measuring or registerinL circuit. The meas- uring circuit consisted of a germanium. diode and two galvan- ometers, a smoothing:,- filter and a biassing circuit. The circuit opeiated as a linear detector, so that the DC component of the detector output was pronortional to the root-mean-square value of the input noise. The noise spectrum Uardl/3 and the photo current characteristic as a function of 109-3-12/23 noise Spectrum and Frequency Characteristics of the Photo Curent in Thallium Sulphide Photo Resistors frequency were investigated for 10 samples of the photo redstors; the samples had a sensiti6ity of 0.11'P,~In and their threshold sensitivity was 10- Lm x sec- . The measured values of noise and photo current, in relative unit are shown in Fig.2; the points marked by circles corresp3nd to the values of noise and those marked with crosses indicate the values of the current. From the above, it is concluded that the frequency response of the photo current in thallium sulphide resistors is identical to the noise spectral curve, provided the current is meagured et 9low illumination inten- sities (of the order of 10- to 10- Lm). The noise spectrum can be divided into three regions; at low frequencies, th-F noi~se is almost independerit of frequency; at medium frequeicies, it is inversely proportional to frequency, while at_ irequencies in the vicinity of 700 c.p.s., it is governed by f lawl where .: is frequency. The masuring equ-ipment consisted of an amplifier, a mechanical chopper modulator, a low- frequency narrow-band filter, a DC amplifier and a meter circuit. The equipment was described in detail in an earlier work, by the author (Ref 2). The threshold sensitivity D was defined as -the quantity(recipro~al to Card 1151 the lunii-nous flux)which produced at the output of the SOV/109-59-4-2-22/27 The Threshold Sensitivity and the Noise Spectrum of junction Gerrftnnium Photodiodes device a current equal to the root-mean-square value of the output noise. It was found that l/1D was of the order of 3 x 10-10 Lm at the frequency of 70 c/s for a bandwidth of 1 c/s. The noise spectra for several samples of photodiocles are shown in Fig 2 and 3. It was found that over the range of frequencies C-5 to 20,000 c/s, the noise spectrum contains two components; the first component is proportional to 1/f and is predominant at low frequencies; the second component is in the form of the shot noise and predominates at frequencies above 1,000 c/a. The author expresses her gratitude to R,yvkin for supplying the samples of the photodiode:3 and to V.N.Makarov for his help in carrying out the measurements. The tests consis-~ed of determining the volt-ampere characteristics and plots of the hole density and hole-capture cross section against the field. The results Show thatj in a crystal in which the electron and hole components of the conductivity are non- linear (as a result, for example, of the dependence of the recombination cross sec- tion on the electric field) oscillations of the conductivity occur. This type of in- stability has a resonant character. The theoretical calculations yield formulas for the oscillAtion frequency and for the critical field. The exp!rimentally measured -C,,d- 1/2. ACC NR, AP7OD5851 period of the oscillations and of the critical field for a gerruinium crystal doped with gold agreed with the calculated values. The electronic component of the con- ductivity in such a crystal is shown to have a negative differential resistance.
