"Nonadditive Photoeffect During Combined Excitation in GaAs p-i-n-Structures" Leningrad, Fizika i Tekhnika Poltiprovodnikov, Vol 6, 11o 2, 1972, pp 237-?41 Abstract: Results are presented froin studying the photoeffect during combined excitation in p-i-n-structures of GaAs alloyed with Cr. Light from the admix- ture and the characteristic absorption bands was used at room temperature. The study revealed mutual signal amplification. With constant illumination, the relative increase in the photocurrent I /I + I reaches 10, and with k ad char modulation of one of the light fluxes, the variable signal component can in- crease by 100 times and riore. The ef f ect is observed f or i~i) ;~ 0, 7 electron volts. In the admixture region the photocurrent, depeads linearly on the il- lumination, and in the characteristic region it dupends superlinearly. During conbined excitation, the lux-ampere characteristic is su~blinear. A qualitative model was investigated which explains the observed an, lification of the photo- p response by an increase in the effective lifetime in the quasineutral region with illumination of the diode by admixture light. The study is done for circuits constructed on two-input elements of the NOR type. In the grown GaAs crystals with carrier concentration n < 5.1018 cm73, one of the basic electrically inactive forms of occurrence of the Te atoms is -3 the pairs TO Ga* With an increase in file Te concentration to n = 8.1016 cb more complex complexes of Te atoms with lattice defects are formed. Preliminary high- temperature quenching has a significant effect or, the nature of the trans- formations taking place during subsequent annealing.
