The authors inventi6ated ZnSe and CdSe which are usedfor the product on of luminophores and contained 1 10-41~. The width 4E of the impurities of-the order of 10 F forbidden zone (between the cubic and the hexagonal structure region) was determined from the spectra of absorption and dif- fused refleotion as well as,from the dependence of the logarith:i of conductivity upon the reciprocal temperature value (AE T)~ The ZnSe CdSe -mixtures were sintered at 10600 in quartz Card 1/2 ampoules. The phases of the preparations wero examined by zeans 68123 Onthe Dependence ofthe Forbidden Zone of Phases in the System ZnSo CdSe on Structure and Composition of an X-ray spectroscope# The spectra of absorption and diffused were,taken,by means of BF-4 and SP-2 opectrophoto- meterso The values of. aE obtnined from the tuo spectra area F in good agreement: (Fig). 6E. varies continuously with changed composition from 2,66 ev for ZnSe to~1.72 ev for CdSe, 4~T drops from 2*65 ev'for ZnSe to 0.613 ev for Me with a distinct- ly marked break. The slope of the gradiont is steeper in the -sphalerite regions In.the wurtzite region# '6.ET runs almost in parallel with AE with a difference of about 0,9 ev, whereas in the sphalerite reeion the difference increases from zero for. ZnSe to 0-7 ev,~at the interfO-ce. The various possibilities of interpreting these phenomena are at present being studied by the authors. The sphalerite - wurtzite- -type transition, as observed,in sulfides and selenides of Znt Cd, Mn,' etel' is given special attention. Since the investigation of the ~.temperature dependence.of:the conductivity is difficult in the case of thermodynamically unstable .modifications, the authors chose the pseudobinarysystem ZnSe _:CdSe for their investigation. At a sintering:temperature of 10600C, the homogeneity range of the sphalerite :modification lies between 0 and,30.7 atom% of CdSe, that of the modifloation-between 33.4 and 100 atom% of CdSe. At the' -boundary of,the,.homogeneity~range, the value of the lattice constant for pure ZnSe'rises from then drops to 4.081 A during 5-656 A to 5-799 A, the.phase transition, and for pure CdSe it rises again to 4.265 A. The extrinsic resistance ow- 'factor.is determined for the entire temperature range.
